The Tegra2 (T20/T25) TRM is now on our web site.  http://developer.nvidia.com/tegra-2-technical-reference-manual.

You'll need to register to download it, but anybody can get access to the datasheet as long as they don't plan to use the information for malicious purposes.
 
We plan to work on T30 next, and get that out to the community by the end of the year.
